This work proposed and realized a silicon shallow-ridge waveguide integrated SNSPD operating in telecom band. We developed a fabrication process for the hybrid integration of silicon waveguides and superconducting nanowires, and developed the prototype. The experimental results show that the detection efficiency of the system with the prototype is 3.1%, with a low dark count of 2.1 cps and a timing jitter of 93.1 ps. The on-chip detection efficiency of the superconducting nanowire is about 18.5%. This work was carried out by cooperation of Nano OptoElectronics Lab and the team leading by Dr. Lixing You in SIMIT, CAS. As the first experimental report on waveguide-integrated SNSPDs in China, this work has been accepted by Chinese Physics Letters,and will be published in August, 2019.
